In order to meet various test requirements, the number of test items for SOC devices is increasing day by day. When we want to provide better stability for test program, we usually use SHMOO to find the direction. We think that creating SHMOO settings (Characterization Sheet) and integrating SHMOO settings for a large number of test items into the test flow is a time-consuming task. We developed a tool to improve this problem. The goal of this tool is to generate SHMOO settings (Characterization Sheet) quickly and automatically based on the datalog. This tool can sequentially integrate SHMOO settings into the test flow according to the test items. It can help us to reduce the product development time and eliminates repetitive jobs. The preparatory work on this tool does not require a lot of complicated processes or setting. In addition, it is developed in the IG-XL environment, so this tool can be easily extended to the test programs of different products. The tool has been validated on IGXL 3.60.50 for J750.
